BLA1011-300 is a 300 W LDMOS power transistor designed for avionics applications in the 1030 MHz to 1090 MHz frequency band, used in TCAS and IFF systems. It is packaged in a flanged ceramic SOT957A case with two mounting holes and two leads, measuring 34.16 mm in length, 12.83 mm in width, and 4.67 mm in height. The device operates with a drain-source voltage up to 65 V and a junction temperature up to 200 °C. It delivers a typical power gain of 16.5 dB and drain efficiency of 57 % at 32 V supply voltage, 150 mA quiescent current, and 50 µs pulse width. The transistor is internally matched and compliant with RoHS Directive 2002/95/EC. It exhibits high ruggedness, withstanding a VSWR of 10:1 under full power conditions.
