The QID1240SA1 is a dual silicon/silicon carbide hybrid IGBT module rated for 400 amperes and 1200 volts, designed for switching applications up to 20 kHz. It features an isolated aluminum nitride baseplate, super-fast recovery silicon carbide Schottky diodes, and a maximum junction temperature of 175°C. The module weighs 270 grams and is mounted with M6 screws at a torque of 5 Nm. It has an isolation voltage of 3500 volts, a thermal resistance from junction to case of 0.04°C/W per IGBT, and includes an NTC thermistor with a resistance of 5.00 kΩ at 25°C.
