NPN Epitaxial Planar Silicon Darlington transistor for driver applications such as motor, relay, and printer hammer drivers, housed in a TO-220MF package. It has a collector-to-emitter voltage rating of 60 V, a collector current rating of 4 A, and a peak collector current of 6 A. The device supports a maximum collector dissipation of 30 W at Tc=25°C and a junction temperature up to 150°C. It features a minimum DC current gain (hFE) of 2000 at IC=2 A and VCE=2 V, with collector-to-emitter saturation voltage of 0.9 V to 1.5 V at IC=2 A and IB=4 mA. Base-to-emitter saturation voltage is 2.0 V under the same conditions. The gain-bandwidth product is 20 MHz.
