The UJ4SC075009K4S is a 750 V, 9 mΩ silicon carbide cascode FET combining a normally-on SiC JFET with a Si MOSFET to produce a normally-off device with standard gate drive compatibility. It is packaged in a TO-247-4L case, measuring 15.90 mm × 20.96 mm × 5.03 mm, with a 5.44 mm pin pitch. The device has a maximum junction temperature of 175 °C, a continuous drain current of 106 A at TC < 61 °C, and a power dissipation of 375 W at TC = 25 °C. It features a typical gate charge of 75 nC, a reverse recovery charge of 322 nC, and a body diode forward voltage of 1.1 V. The package supports fast switching with low intrinsic capacitance and is ESD protected to HBM Class 2. The part is Pb-free, halogen-free, and RoHS compliant.
