The UJ3C120070K3S is a silicon carbide cascode JFET configured as a normally-off power switch in a TO247-3 package measuring 15.90x20.96x5.03 mm. It has a drain-source voltage rating of 1200 V, a continuous drain current of 34.5 A at 25 °C, and a maximum junction temperature of 175 °C. The device exhibits a typical on-resistance of 70 mΩ at 25 °C, low gate charge of 46 nC, and excellent reverse recovery characteristics with a reverse recovery charge of 125 nC. It is Pb-free, halogen-free, RoHS compliant, and ESD protected with HBM Class 2. The thermal resistance from junction to case is 0.45 to 0.59 °C/W.
