The UJ3C065080T3S is a silicon carbide cascode JFET designed as a normally-off power switch for high-efficiency switching applications such as EV charging, PV inverters, and motor drives. It is packaged in a TO220-3 case measuring 10.16x15.37x4.19 mm with a 2.54 mm lead pitch. The device has a drain-source voltage rating of 650 V, a continuous drain current of 31 A at 25 °C, and a maximum junction temperature of 175 °C. It exhibits a typical on-resistance of 80 mΩ at 25 °C, low gate charge of 51 nC, and exceptional reverse recovery performance with a reverse recovery charge of 111 nC. The device is RoHS compliant, Pb-free, and halogen-free, and meets AEC-Q200 qualifications. Thermal resistance from junction to case is 0.61 to 0.79 °C/W.
