The UF3C120040K3S is a silicon carbide cascode JFET in a TO-247-3 package, designed as a normally-off power switch for high-frequency switching applications such as EV charging, PV inverters, and motor drives. It has a drain-source voltage rating of 1200 V, a continuous drain current of 65 A at 25°C, and a maximum junction temperature of 175°C. The device exhibits an on-resistance of 35 mΩ at 25°C, low gate charge of 51 nC, and exceptional reverse recovery performance with Qrr of 259 nC at 150°C. Its thermal resistance junction-to-case is 0.35 °C/W. The package dimensions are 15.90 mm x 20.96 mm x 5.03 mm. The part is RoHS compliant, Pb-free, and halogen-free, and meets AEC-Q200 qualifications.
