The NTHL016N065M3S is a 650 V Silicon Carbide MOSFET in a TO-247-3L package, designed for high-efficiency switching in applications such as SMPS, solar inverters, and EV charging infrastructure. It has a typical on-resistance of 16.8 mΩ at 18 V gate voltage and a continuous drain current rating of 94 A at 25 °C case temperature. The device features a total gate charge of 100 nC, output capacitance of 202 pF, and is 100% avalanche tested with an energy rating of 180 mJ. Thermal resistance from junction to case is 0.45 °C/W. It operates with a gate-source voltage range of −3 V to +18 V and is RoHS compliant with exemption 7a.
