Rated for 400 V collector-emitter voltage, 20 A continuous collector current, and 175 W power dissipation at 25°C case temperature, derating at 1 W/°C above 25°C. Maximum junction temperature is +200°C. Thermal resistance from junction to case is 1°C/W. Features include collector-emitter saturation voltage of up to 3 V at 20 A collector current with 1 mA base current, and turn-off fall time of 2.4 μs.
