Microsemi Corp. IGBT Modules APTGT400A120G

The APTGT400A120G is a power module integrating a Fast Trench + Field Stop IGBT3 and parallel diode for welding, UPS, SMPS, and motor control applications. It comes in an SP6 package, weighs 300 g, and is directly mountable to a heatsink. It supports 1200 V collector-emitter voltage and 400 A continuous collector current at 80°C case temperature. Thermal resistance is 0.07°C/W for the IGBT and 0.13°C/W for the diode. The isolation voltage is 4000 V RMS, with a junction temperature range of -40°C to 150°C. Switching frequency is rated up to 20 kHz, with gate-emitter voltage limited to ±20 V. It features a Kelvin emitter, low stray inductance, symmetrical design, M5 power connectors, and a positive VCEsat temperature coefficient for paralleling. The device is RoHS compliant.
