The APT70GR120JD60 is an ultrafast non-punch-through IGBT with a built-in diode, designed for high-frequency switching applications such as induction heating, motor control, and uninterruptible power supplies. It is packaged in an SOT-227 (ISOTOP®) case with a width of 4.1 to 4.3 mm and weighs 1.03 oz. The device has a collector-emitter voltage rating of 1200 V, a continuous collector current of 70 A at 86°C, and a pulsed collector current of 280 A. It features a typical collector-emitter on-voltage of 2.5 V at 70 A and 25°C, a short-circuit withstand time of 10 μs at 600 V and 125°C, and a total power dissipation of 543 W at 25°C. The junction-to-case thermal resistance is 0.23 °C/W for the IGBT. It is RoHS compliant, UL recognized, and meets the AEC-Q200 qualification standard.
