The APT45GP120JDQ2 is a 1200V, 45A IGBT with an integrated ultrafast soft-recovery diode in a SOT-227 (ISOTOP®) package, designed for high-frequency switchmode power supplies. It has a continuous collector current of 75A at 25°C and 34A at 110°C, with a peak pulsed collector current of 170A. The device features a collector-emitter on-voltage of 3.3V to 3.9V at 45A and 25°C, a total gate charge of 185nC, and a reverse biased safe operating area rated at 170A at 960V. Junction-to-case thermal resistance is 0.38°C/W for the IGBT and 1.10°C/W for the diode. The package provides 2500V RMS isolation between terminals and the mounting base. It is UL recognized and complies with AEC-Q200 standards.
