The APT20GN60BDQ1G is a 600V IGBT transistor with a continuous collector current of 40A at 25°C and a maximum junction temperature of 175°C, housed in a TO-247 package. It features a low collector-emitter on-voltage of 1.5V at 20A and 25°C, a gate charge of 120nC, and a short circuit capability of 6µs. The device includes an integrated ultrafast soft-recovery anti-parallel diode with a maximum average forward current of 15A at a case temperature of 129°C. It is RoHS compliant and meets thermal and electrical specifications for applications in welding, solar inverters, motor drives, and UPS systems.
