Microsemi Corp. IGBT Modules APT200GT60JR

The APT200GT60JR is a 600V, 200A IGBT in an SOT-227 (ISOTOP®) package measuring 31.7mm x 25.4mm x 12.2mm. It features a typical collector-emitter on-state voltage of 2.1V at 200A and 25°C, a gate threshold voltage of 3V to 5V, and a maximum continuous collector current of 195A at 25°C. The device supports a switching safe operating area of 600A at 600V and can operate with junction temperatures from -55°C to 150°C. It includes an integrated gate resistor, exhibits low tail current and leakage, and is rated for high-frequency switching up to 50kHz. The part is RoHS compliant and meets the thermal impedance of 0.21°C/W from junction to case. The ISOTOP® package has a 2500V RMS isolation voltage between terminals and mounting base.
