SIC MOSFET designed for high-speed switching in applications such as solar inverters, uninterruptible power supplies, and motor drives, housed in a TO-247AB package with a drain-source voltage rating of 1200 V, continuous drain current of 62 A at 25°C, and a maximum junction temperature of 175°C. The device features low on-resistance of 52 mΩ at 25°C and 75 mΩ at 175°C, thermal resistance junction-to-case of 0.46°C/W, and is RoHS compliant with a halogen-free 'Green' construction.
