Features include low switching losses, positive temperature coefficient for Vce(sat), fast and soft recovery anti-parallelFWD diodes, and 8 μs short circuit capability. Housed in an E1A package measuring 107.5 mm × 57.5 mm × 18 mm, the module has 40 nH stray inductance and thermal resistance junction-to-case of 0.97 K/W for the IGBT-inverter branch. Epoxymaterial meets UL 94 V-0 flammability rating and the device is RoHS compliant with lead-free finish.
