The MIF300R12E3TL is a 1200V, 300A IGBT module with an integrated ultra-fast and soft recovery anti-parallel diode, designed for high-frequency switching applications such as motor control, UPS, and welding. It features a low inductance E3 package, a maximum junction temperature of 175°C, and a total power dissipation of 1850 W at 25°C. The module has a thermal resistance of 0.09 K/W from junction to case for the IGBT and 0.16 K/W for the diode. It meets UL 94 V-0 flammability rating and is RoHS compliant. The module is rated for repetitive peak collector current of 600 A and has a 10 μs short circuit capability. The case-to-sink thermal resistance is 0.009 K/W with conductive grease applied, and module weighs 345 g.
