The CGH35015P is a gallium nitride (GaN) high electron mobility transistor (HEMT) designed for WiMAX amplifier applications in the 3.3-3.9 GHz range. It is housed in a solder-down, pill package (440196) and rated for 15 W peak power output. The device delivers 12 dB small signal gain, 26% drain efficiency at 2 W average power, and maintains error vector magnitude below 2.0% at 2 W average output. It operates with a 28 V drain supply and meets WiMAX 802.16-2004 and 802.16e standards. The operating junction temperature is 225°C, and the thermal resistance from junction to case is 8.0°C/W at 7 W dissipation.
