The IXTP3N100P is an N-channel enhancement mode MOSFET in a TO-220 package, rated for 1000 V drain-source voltage and 3 A continuous drain current at 25°C. It features a maximum on-state resistance of 4.8 Ω at 10 V gate-source voltage and 1.5 A drain current, and is avalanche rated with a single-pulse energy rating of 200 mJ. The device supports a transient gate-source voltage of ±30 V and has a gate charge of 9 nC for gate-source and 13 nC for gate-drain. Thermal resistance from junction to case is 0.50 °C/W.
