Zilog Single IGBTs IXYH20N65B3

The IXYH20N65B3 is a 650V IGBT designed for 5-30kHz switching applications in power inverters, motor drives, and SMPS. It is packaged in a TO-247AD case with a thermal resistance from junction to case of 0.21°C/W, and is rated for a maximum junction temperature of 175°C. The device has a continuous collector current of 20A at 110°C and a pulsed collector current of 108A at 25°C. It features a square RBSOA, avalanche capability, short circuit withstand time of 5μs, and a collector-emitter saturation voltage of 2.10V at 20A and 15V gate-emitter voltage. It meets RoHS standards and is rated for a lead temperature of 260°C for 10 seconds during soldering. The mounting torque for the TO-247 package is 1.13 Nm.
