Zilog Single IGBTs IXYA50N65C5

The IXYA50N65C5 is a 650 V, 50 A XPT™ Gen5 IGBT in a TO-263AB package, designed for 20-60 kHz switching in applications such as power inverters, PFC circuits, and motor drives. It features a collector-emitter saturation voltage of 2.0 V at 36 A and 15 V gate-emitter voltage, a junction-to-case thermal resistance of 0.38 °C/W, and a maximum junction temperature of 175 °C. The device supports a peak collector current of 240 A for 1 ms and operates with a square RBSOA. It meets international standard package requirements and is rated for continuous collector current of 50 A at 110 °C.
