Zilog Single IGBTs IXBH22N300HV

The IXBH22N300HV is a high-voltage IGBT in a TO-247HV package, rated for a collector-emitter voltage of 3000 V and a continuous collector current of 22 A at 110°C. It features a low saturation voltage of 2.2 to 2.7 V at 22 A and 15 V gate-emitter voltage, and includes an integrated reverse diode with a forward voltage of 2.7 V. The device supports a peak collector current of 190 A for 1 ms and operates with a maximum junction temperature of 150°C. Thermal resistance from junction to case is 0.21 °C/W. It is qualified for switch-mode and resonant-mode power supplies, uninterruptible power supplies, laser generators, capacitor discharge circuits, and AC switches. The part meets RoHS standards and is constructed with a plastic body suitable for soldering at 260°C for 10 seconds.
