DIODES Incorporated Single FETs, MOSFETs DMPH6051SSSQ-13

The DMPH6051SSSQ-13 is a -60V P-channel enhancement mode MOSFET in an SO-8 package, designed for automotive applications requiring AEC-Q101 qualification and PPAP capability. It features a maximum continuous drain current of -4.4A at VGS = -10V and an on-resistance of 60mΩ at -10V or 80mΩ at -4.5V, with a maximum junction temperature of +175°C. The device has a thermal resistance of 63°C/W under recommended pad layout and is housed in a lead-free, RoHS-compliant, green molding compound with UL 94 V-0 flammability rating. It is supplied in tape and reel packaging with 2500 units per carrier.
