E3M0016120U2-TR is an AEC-Q101 qualified 1200V N-channel enhancement mode silicon carbide MOSFET in a Top Side Cooled (TSC) package for automotive applications. It has a continuous drain current of 101 A at 100°C case temperature and a drain-source on-resistance of 16 mΩ at 15 V gate voltage and 25°C. The device dissipates up to 607 W with a junction-to-case thermal resistance of 0.19 to 0.25 °C/W. It features a separate driver source pin for reduced gate ringing, low capacitances, and an intrinsic fast diode with reverse recovery charge of 1402 to 1905 nC under specified conditions. Operating junction and storage temperatures range from -55°C to +175°C.
