The D1021UK is a DMOS RF silicon FET designed for broad band amplification from 1 MHz to 400 MHz, suitable for HF/VHF/UHF communications. It is housed in a metal package with a case-compatible footprint measuring 18.41 mm in length, 16.51 mm in width, and 6.45 mm in height, featuring a gold metallized finish and a ceramic beryllium oxide insulator between leads and metal flange. The device supports a maximum power dissipation of 350 W and a junction temperature of 200°C, with a drain-source breakdown voltage of 70 V and a maximum drain current of 20 A per side. It provides a minimum common source power gain of 13 dB, a drain efficiency of 50% at 28 V and 1.6 A quiescent current, and a load mismatch tolerance of up to 20:1 at 400 MHz. Thermal resistance from junction to case is 0.5°C/W.
