Ampleon BLS3135-65I

BLS3135-65I is a microwave power transistor in a 2-lead rectangular flange package (SOT422A) with a ceramic cap, designed for common-base class-C pulsed power amplifiers in the 3.1 to 3.5 GHz band. The device features internal input and output matching networks, emitter ballasting resistors, gold metallization, and a multicell geometry for improved power sharing and thermal performance. It has a peak collector current rating of 6 A, a total power dissipation of 80 W under 100 ms pulse conditions, and a maximum operating junction temperature of 200 °C.
