UHF power MOS transistor designed for broadband operation in VHF/UHF communication transmitters with a nominal supply voltage of 12.5V, housed in an 8-lead SOT409A ceramic surface-mounted package with dimensions of 7.38 mm × 4.60 mm × 2.36 mm. It features a drain-source voltage rating of 40 V, total power dissipation of 8.3 W at 85°C, and junction temperature rating of 200°C. The device offers a typical power gain of 10 dB and drain efficiency of 50% at 500 MHz under class-AB operation, withstands a load mismatch of VSWR=10:1, and includes gold metallization and thermal stability for reliable performance. It meets the AEC-Q200 qualification standard and is suitable for industrial and automotive applications. The part is RoHS compliant and designed for use with standard reflow soldering techniques on a grounded PCB with thermal vias.
