BLA1011-200 is a 200 W LDMOS avionics power transistor designed for transmitter applications in the 1030 MHz to 1090 MHz frequency range. It is packaged in a flanged ceramic SOT502A case with two leads and a mounting flange that connects to the source terminal. The device operates at a drain-source voltage of 36 V and delivers a pulsed class-AB output power of 200 W with a gain of at least 13 dB and efficiency of at least 45% under specified conditions. Rise and fall times are no greater than 50 ns. It features high ruggedness, withstanding a VSWR of 5:1 under full power. The maximum drain-source voltage is 75 V, and the junction temperature rating is 200 °C. Thermal impedance from junction to heatsink is 0.15 K/W. The device is qualified to MIL-PRF-38535 Class Q Military and Class V Space Level standards.
