The AOK30B135C1 is a 1350V, 30A alpha RC-IGBT with a monolithic body diode, designed for soft switching applications such as induction cooking and microwave ovens. It is packaged in a TO-247 case with a maximum junction-to-case thermal resistance of 0.52 °C/W and a maximum junction-to-ambient thermal resistance of 40 °C/W. The device supports continuous collector current of 30A at 100°C and a pulsed collector current of up to 200A. It features a collector-emitter saturation voltage of 1.92V to 2.71V across temperature, a gate-emitter threshold voltage of 5.2V, and a total gate charge of 65nC. The part meets standard operating temperature range of -55°C to 175°C and is rated for a maximum lead temperature of 300°C during soldering.
