MRF141 is a 150 W RF power FET designed for broadband commercial and military applications up to 175 MHz, used in FM broadcast and TV transmitter amplifiers. It operates at 28 V with a guaranteed output of 150 W at 30 MHz, 8 dB gain, and 40% efficiency, and achieves 13 dB gain at 175 MHz and 50 V. The device features low thermal resistance, nitride passivation for enhanced reliability, and is ruggedness-tested at rated power. It is packaged in a case suitable for high-power RF applications.
