The DFS400HF12I3B2 is a half-bridge silicon carbide MOSFET power module designed for motor drives, electric vehicles, and renewable energy applications. It features a copper base measuring 79mm by 62mm, press-fit terminals, and an integrated thermistor. The module supports a maximum drain-source voltage of 1200V and continuous drain current of 450A at 25°C junction temperature, with a maximum junction temperature of 175°C. Its on-state resistance is 4.9mΩ at 25°C, and it has a thermal resistance from junction to case of 0.075K/W. The module offers 3.4kV RMS isolation voltage and complies with a creepage and clearance of 14.5mm and 12.5mm respectively between terminals and heatsink. The case weight is 250g and mounting torque is specified at 3 to 6Nm for M5/M6 fasteners.
