The VS-SF100SA120 is a single-switch silicon carbide MOSFET power module for high-frequency switching in EV chargers, server PSUs, and solar inverters. Packaged in a SOT-227 case measuring 38.3 mm × 32.1 mm × 13.0 mm and weighing 30 g, it has a 1200 V drain-to-source voltage rating and a static on-resistance of 23 mΩ at 100 A and 25 °C. The continuous drain current is 76 A at 90 °C, with a maximum junction temperature of 175 °C. Thermal resistance from junction to case is 0.32 °C/W. It supports a gate-to-source voltage range of -4 V to +15 V and has a reverse recovery time of 16.96 ns. The module is UL-approved under file E78996 and rated for 2500 V RMS insulation voltage.
