The TT1300 series are monolithic matched transistor arrays consisting of four NPN, four PNP, or two NPN and two PNP transistors, designed for low-noise amplifier input stages and precision applications such as current mirrors and log/antilog amplifiers. The devices are fabricated in a dielectrically isolated complementary bipolar process, providing high DC isolation and low crosstalk. They are available in ceramic flatpack, LCC, and surface-mount packages, with an operating temperature range of 0°C to 70°C and storage temperature from -45°C to 125°C. NPN transistors exhibit a typical gain-bandwidth product of 350 MHz and noise density of 0.8 nV/√Hz, while PNP devices have a 325 MHz gain-bandwidth product and 0.75 nV/√Hz noise. Maximum collector-emitter voltage is 36 V for both NPN and PNP types, with collector current ratings up to ±20 mA. The series meets ESD sensitivity requirements and is not designed for life support applications.
The TT Semiconductor 1300 series are large-geometry, 4-transistor, monolithic NPN and/or PNP arrays exhibiting both high speed and low noise, with excellent parameter matching between transistors of the same gender. With typical base-spreading resistances of 25 ohms for the PNP devices (30 ohms for the NPNs), their low voltage noise of under 1 nV/Hz½, the 1300 series are ideally suited for low-noise amplifier input stages, among other applications.
