The TT1300 series are monolithic matched transistor arrays containing four NPN, four PNP, or two of each, designed for low-noise amplifier input stages and current steering applications. Available in ceramic flatpack, LCC, and surface-mount packages, the devices feature a dielectrically isolated structure for low crosstalk and high DC isolation, with typical noise density of 0.75 nV/√Hz for PNP and 0.8 nV/√Hz for NPN transistors. The NPN transistors exhibit a gain-bandwidth product of 350 MHz and PNP of 325 MHz, with collector-emitter voltages rated up to 36 V. Operating temperature ranges from 0°C to 70°C, and storage temperature from -45°C to 125°C. The devices are ESD-sensitive and not intended for life support applications.
The TT Semiconductor 1300 series are large-geometry, 4-transistor, monolithic NPN and/or PNP arrays exhibiting both high speed and low noise, with excellent parameter matching between transistors of the same gender. With typical base-spreading resistances of 25 ohms for the PNP devices (30 ohms for the NPNs), their low voltage noise of under 1 nV/Hz½, the 1300 series are ideally suited for low-noise amplifier input stages, among other applications.
