The THAT 320S14-U is a monolithic four-transistor array of matched PNP bipolar junction transistors in an SO-14 package. It features a typical current gain (hFE) of 75 at -1 mA collector current, a voltage noise density of 0.75 nV/√Hz, and a gain-bandwidth product of 325 MHz. The transistors exhibit a typical ΔVBE matching of 0.5 mV and a current gain matching of ±5%. Fabricated in a dielectrically isolated complementary bipolar process, the device provides high DC isolation and low inter-device crosstalk. It operates within a temperature range of -40 to +85 °C and supports a maximum collector-emitter voltage of -36 V. The collector and base currents are rated at ±30 mA.
