The MRF141G is a 300W RF power FET designed for broadband commercial and military applications up to 175 MHz, suitable for FM broadcast and TV transmitter amplifiers. It operates at 28V with a guaranteed output power of 300W, 12dB minimum gain, and 50% efficiency at 175 MHz. The device features a low thermal resistance of 0.35°C/W and uses a nitride-passivated die for enhanced reliability. It is ruggedness tested at rated output power.
