The MRF10150 is a microwave pulse power silicon NPN transistor designed for 1025-1150 MHz pulse common base amplifier applications such as TCAS, TACAN, and Mode-S transmitters. It delivers 150 W peak output power at 1090 MHz with a minimum gain of 9.5 dB and is characterized for 10 µs, 10% duty cycle pulses. The device features internal input and output matching, is hermetically sealed in a CASE 376B-02, STYLE 1 package, and uses silicon nitride passivation and gold metallization with emitter ballasting for reliability. It is 100% tested for load mismatch at all phase angles with 10:1 VSWR and is recommended as a driver for a pair of MRF10500 transistors.
