The MIC94030YM4 is a P-channel MOSFET in the SOT-143 package, designed for high-side switching in space-constrained applications such as battery-powered devices and PCMCIA power management. It has a typical on-resistance of 0.75Ω at a 4.5V gate-source voltage and operates with as low as 2.7V gate drive. The device features a separate substrate connection for improved thermal performance and is rated for a junction temperature range of -55°C to +150°C. The drain-source breakdown voltage is 13.5V minimum, and continuous drain current is 1A at 25°C. The part meets the same specifications as the MIC94030BM4 series, differing only in RoHS-compliant marking.
