It is packaged in an SOT23-6L surface mount format with a maximum drain-source voltage of 20V and continuous drain current of 6A. The device exhibits a typical on-state resistance of 24mΩ at 4.5V gate voltage and 30mΩ at 2.5V gate voltage. It features a 2000V ESD rating, operates from -55°C to 150°C, and has a thermal resistance of 100°C/W. The gate threshold voltage ranges from 0.45V to 1.0V, and total gate charge is 8nC at 10V.
