The QJD1740SA1 is a dual silicon carbide MOSFET module rated for 400 amperes continuous drain current and 1700 volts drain-source voltage, with a typical on-resistance of 7.3 mΩ at 25°C. Each module includes two MOSFETs with integrated super-fast recovery silicon carbide Schottky diodes and features an isolated aluminum nitride baseplate. The device operates with a maximum junction temperature of 175°C and a maximum case temperature of 125°C. Thermal resistance from junction to case is 0.091 °C/W per MOSFET, and the module weighs 420 grams. It supports a 3.5 N-m mounting torque for M5 screws and a 4.5 N-m terminal torque for M6 screws. The module has a 4000 V isolation voltage and includes an NTC thermistor with a 5.00 kΩ resistance at 25°C. It is designed for high-frequency, high-temperature, and energy-saving power systems.
