The PRXS300HF17I3C2 is a 1700V/300A half-bridge silicon carbide MOSFET module designed for motor drives, servo drives, UPS systems, and grid-tied renewable energy applications. It features a copper baseplate measuring 79mm by 62mm, pressfit terminals, and an integrated thermistor. The module achieves a maximum junction temperature of 175°C with a thermal resistance from junction to case of 0.078 K/W. It has a static drain-source on-state resistance of 6.7mΩ at 25°C and 15.5mΩ at 175°C, with a gate-source voltage rating of +20V/-10V. The isolation voltage is 4.0 kV RMS, and the creepage and clearance distances are 10mm between terminals and 12.5mm between terminal and heatsink. The package weighs 250 grams and supports mounting torque of 3 to 6 Nm for M5 and M6 screws.
