The UJ3C065030K3S is a silicon carbide cascode JFET designed as a normally-off power switch for high-efficiency switching applications such as EV charging, PV inverters, and motor drives. It is packaged in a TO247-3 case measuring 15.90x20.96x5.03 mm with a maximum drain-source voltage of 650 V and a continuous drain current of 85 A at 25°C case temperature. The device has a typical on-resistance of 27 mΩ at 25°C, a maximum junction temperature of 175°C, and features ultra-low gate charge and reverse recovery characteristics. It is RoHS compliant, Pb-free, halogen-free, and ESD protected (HBM Class 2). Thermal resistance junction-to-case is specified at 0.26 to 0.34 °C/W.
