The ARF448A and ARF448B are N-channel enhancement mode RF power MOSFETs in a TO-247 package, designed for push-pull RF amplifier applications up to 65 MHz. They feature a 450 V drain-source breakdown voltage, 15 A continuous drain current, and 230 W total power dissipation at 25°C. The devices exhibit 15 dB typical power gain at 40.68 MHz with 140 W output power and 75% efficiency. Junction-to-case thermal resistance is 0.55 °C/W. Both variants are nitride passivated and meet AEC-Q200 qualifications. The ARF448B has a pinout that is a mirror image of the ARF448A to support symmetric push-pull configurations. The TO-247 package dimensions are 20.80 mm × 21.46 mm. Operating junction temperature ranges from -55°C to 150°C.
