The MCU20N06BHE3 is an AEC-Q101 qualified N-channel MOSFET for automotive applications, packaged in a DPAK (TO-252) with dimensions of 9.80 to 10.40 mm in length, 6.00 to 6.20 mm in width, and 2.18 to 2.40 mm in height. It has a drain-source voltage rating of 60 V, continuous drain current of 20 A at 25°C and 12.6 A at 100°C, and a maximum power dissipation of 40 W. The device features a typical on-resistance of 23 mΩ at 10 V gate-source voltage and 20 A drain current, with a junction operating temperature range of -55°C to +150°C. Thermal resistance is 60°C/W junction-to-ambient and 3.1°C/W junction-to-case. The body diode has a forward voltage of 1.2 V at 10 A, and total gate charge is 23 nC. The epoxy meets UL 94 V-0 flammability rating and the device is halogen-free and moisture sensitivity level 1.
