The MCACL280N04YHE3 is an N-channel MOSFET using Split Gate Trench technology, rated for 40 V drain-source voltage and continuous drain currents up to 280 A at 25°C, designed for high-power switching applications. It is packaged in a DFN5060-C case measuring 5.15-5.55 mm by 5.45-5.65 mm. The device operates from -55°C to +175°C junction temperature with a thermal resistance of 50°C/W junction-to-ambient and 0.76°C/W junction-to-case. It meets AEC-Q100 qualifications, is halogen-free, RoHS compliant, and its epoxy meets UL 94 V-0 flammability rating. Maximum power dissipation is 197 W, with an avalanche energy rating of 1458 mJ. On-resistance at 10 V gate drive and 60 A drain current is 0.6-0.8 mΩ.
