The MAPC-A1501 is a 65 V GaN on Silicon Carbide HEMT amplifier designed for pulsed operation in the 960-1215 MHz band, delivering 1300 W output power at 65 V and 1000 W at 50 V. It features an earless air cavity ceramic package with Au-plated flange and leads, and requires the flange to be connected to RF, DC, and thermal ground. The device is internally pre-matched, 260°C reflow compatible, and meets RoHS standards. It supports VSWR up to 7:1 without damage and operates reliably with a channel temperature up to 225°C. Thermal resistance is 0.15-0.16 °C/W, and it includes ESD sensitivity precautions.
