EPO-TEK¬Æ 377 is a two-component, high-temperature epoxy designed for semiconductor and optical applications. It has a recommended cure temperature of 150¬8C for one hour and features a mix ratio by weight of 1:1. The specific gravities of the components are 1.15 for Part A and 1.22 for Part B. This epoxy exhibits a pot life of 24 hours and a shelf life of one year at room temperature, or six months at -40¬8C. The product is characterized by a glass transition temperature of at least 95¬8C and a low viscosity, making it suitable for various application methods including pouring, brushing, and automated dispensing. EPO-TEK¬Æ 377 is noted for its optical properties, with a spectral transmission of over 90% in the 600-1000 nm range and 98% from 1000-6800 nm. It is also resistant to a variety of chemicals, including salt water and certain acids. This epoxy is particularly recommended for applications such as MEMS fabrication, wafer-to-wafer bonding, and hermetic sealing in opto-electronic packaging. It is NASA-approved for low outgassing, making it suitable for demanding environments.
