EPO-TEK¬Æ 330 is a two-component, low viscosity optical epoxy designed for high-temperature applications in semiconductor, electronics, and fiber optics. It requires a recommended cure of 150¬8C for one hour, with alternative curing options available at lower temperatures, though performance may vary. The mix ratio is 10:1 by weight, and the product has a pot life of six hours at room temperature. The epoxy exhibits a specific gravity of 1.15 for Part A and 1.02 for Part B, and it is characterized by a viscosity range of 350 to 550 cPs at 23¬8C. It has a glass transition temperature of at least 90¬8C and a degradation temperature of 369¬8C. The optical properties include a spectral transmission greater than 97% in the near-infrared range and a refractive index of 1.5345 at 589 nm. EPO-TEK¬Æ 330 is suitable for applications requiring capillary flow underfill for flip chip mounted die and fiber optic terminations. Its low viscosity facilitates wicking and capillary action, making it advantageous for precise applications. The epoxy changes color from clear to amber upon curing, which can aid in visual inspection of joints. The product has a shelf life of one year at room temperature and should be stored in closed containers to maintain its properties.
