Diotec Semiconductor Single FETs, MOSFETs MMFTN501K

The MMFTN501K is an N-channel depletion mode MOSFET for signal processing, driver stages, and logic level conversion, housed in a SOT-23 (TO-236) package. It has a drain-source voltage rating of 600 V, a continuous drain current of 30 mA, and a maximum power dissipation of 500 mW when mounted on a PCB with 625 mm² copper pad. The junction temperature range is -55°C to +150°C, with thermal resistance junction-to-ambient of 250 K/W. The device features ESD-protected gate, fast switching times, and complies with RoHS, REACH, and AEC-Q101 (for -Q and -AQ suffix variants). The case material meets UL 94 V-0, and it is supplied taped and reeled on a 7-inch reel. Packaging is compatible with reflow soldering at 260°C for 10 seconds and has MSL 1 rating.
