Diotec Semiconductor Single FETs, MOSFETs MMFTN123K-AQ

The MMFTN123K-AQ is an N-channel enhancement mode MOSFET for automotive applications, housed in an SOT-23 (TO-236) package with dimensions of 2.9 × 1.3 × 1.1 mm. It supports a drain-source voltage of 100 V and a peak drain current of 600 mA, with a maximum power dissipation of 500 mW when mounted on a ceramic substrate. The device features an ESD-protected gate, complies with AEC-Q101, RoHS, and UL 94 V-0, and operates from -55°C to +150°C. It has a gate-source threshold voltage of 1.5 V to 2.5 V, a drain-source on-resistance of 3.8 Ω to 10 Ω at 4.5 V gate drive, and total gate charge of 1.4 nC. Turn-on and turn-off delays are 6.5 ns and 10 ns respectively, with rise and fall times of 8 ns and 85 ns. Thermal resistance junction-to-ambient is 250 K/W.
